There was a scientist that made his own SiC diodes for that purpose.  His paper is available for free somewhere on the net.

As a reminder - DSR diodes must be PN diodes with diffuse junctions^*, long carrier life times and long reverse conduction times.  For DSR operation, it does not matter if they have low capacitance and recover quickly from reverse blocking condition to forward conduction (t_rr).

DSR diodes cannot be Schottky diodes nor PIN diodes !!!   ...regardless whether they are made out of Si, SiC, GaAs or what not.

The inductive spike is the desired output of the nanopulser which occurs when the DSR diode stops conducting very high reverse current in an inductive circuit.  Suppressing the output would be counterproductive.

^*Spherical PN junctions provide the fastest reverse current fall times, because the moving carrier depletion front has a spherical shape.  These stored long-life carriers are the reason why the diode conducts in reverse.  For the DSR operation we want these carriers to be exhausted abruptly across the entire surface of the junction.
